By utilizing a multi-step etch sequence (PMD 3, 2, 1, followed by CESL etches), the process safely navigates the complex structural topography of the device without prematurely consuming the underlying contact etch stop layer (CESL) [P3]. The ultimate objective of this sequential module is to accurately land contact holes on the source, drain, and gate regions to facilitate subsequent metal filling [T1]. Physically, this process employs reactive ion etching (RIE), which relies on the synergistic interaction between directionally accelerated ions and chemically active neutral radicals within a low-pressure plasma [P2]. During the fluorocarbon-based plasma etch of the SiO2-based PMD layer, fluorine radicals react with surface silicon to form volatile SiFx byproducts, while carbon-based species form an inhibiting polymeric layer [P3]. The incident ions gain directional kinetic energy from the applied electric field, enhancing the chemical reaction at the bottom of the contact hole while leaving the protective polymer intact on the sidewalls [P2].
