  5. 14nm vs 7nm

14nm → 7nm · Architectural Node Evolution

14nm vs 7nm Semiconductor Process Comparison

From SADP to SAQP Quadruple Patterning, Single Diffusion Break (SDB), and Cobalt Interconnect

7nm represents the ultimate zenith of deep-ultraviolet (DUV) multi-patterning, nearly tripling transistor density compared to 14nm (>90 MTr/mm²). To resolve sub-27nm fin pitch, the process advances from SADP to SAQP quadruple patterning. Standard cells introduce Single Diffusion Break (SDB) scaling from 9T to 6T libraries. In BEOL metallization, severe Cu resistivity explosion and electromigration are conquered via M0 local routing and CVD pure Cobalt (Co) barrier/capping layers.

1. Key Physics Metrics & Device Parameters

The table below summarizes the key parametric shifts from 14nm to 7nm across gate stack, lithography pitch, electrostatics, and interconnect architecture:

Metric14nm7nmPhysical Significance
Fin Pitch Multiplication2x SADP (Fin pitch ~48nm)4x SAQP (Fin pitch ~27nm)Nearly double fin count expands effective total channel width
Contacted Poly Pitch (CPP)~78 nm~54–57 nmUltra-scaled gate spacing strains parasitic capacitance margins
Standard Cell Track Height9-Track (9T)6-Track (6T) high-density library33% lower cell height drives density beyond 90 MTr/mm²
Cell Boundary IsolationDDB (occupies 2 dummy gate pitches)SDB (occupies 1 gate pitch)Eliminates dummy gate overhead between adjacent logic cells
Lowest Interconnect MetalM1 Copper (Cu / TaN)M0 Local Interconnect + CVD Pure Cobalt (Co)>100x electromigration lifetime enhancement for sub-20nm lines
Transistor Density~30–35 MTr/mm²~90–100 MTr/mm²~3x density surge underpins modern flagship AI accelerators

2. Self-Aligned Quadruple Patterning (SAQP)

14nm: Single-cycle SADP (Mandrel 1 + Spacer 1) → 7nm: Two-cycle SAQP (Mandrel 1 + Spacer 1 + Spacer 2 + Fin Cuts)

14nm performed one SADP step. In 7nm immersion flows, a second conformal spacer (Spacer 2) is deposited on secondary mandrels derived from Spacer 1. This 4x division converts relaxed ~108nm lithographic lines into ~27nm pitch nano-fins, accompanied by multi-pass Fin Cut lithography to excise unwanted fins.

Physical Mechanism: SAQP fin dimensions depend on the deposition thickness of two alternating dielectrics (SiO2 / Si3N4), decoupling fin CD from photolithographic overlay errors.

3. Single Diffusion Break (SDB) & 6T Cell Scaling

14nm: Double Diffusion Break (2 gate pitch) → 7nm: Single Diffusion Break (1 gate pitch cut)

14nm standard cells utilized DDB, wasting two entire gate pitches at cell boundaries for isolation. 7nm masters Single Diffusion Break (SDB): after RMG gate processing, an ultra-precise cut severs the silicon fin channel at a single dummy gate slot and refills with dielectric, slashing boundary width by 50% and enabling 6-Track cell heights.

Physical Mechanism: SDB etching features extreme aspect ratios immediately adjacent to active gates; mechanical stress relaxation must be tightly controlled to prevent Vt shifts.

4. M0 Local Interconnect & CVD Cobalt (Co)

14nm: M1 Copper dual-damascene + Ta/TaN barrier → 7nm: M0 local routing + CVD Pure Cobalt (Co) liners/caps

As metal wire width scales below 15nm, copper hits an impasse: Cu electron mean free path (39nm) exceeds trench width, triggering severe surface scattering and electromigration voids. 7nm inserts an M0 local interconnect level beneath M1 and adopts CVD pure Cobalt (Co) caps and liners. Co electron mean free path is under 12nm, drastically reducing resistivity rise while boosting electromigration tolerance >100x.

Physical Mechanism: Cobalt exhibits much higher cohesive energy and melting point than Cu, raising atomic self-diffusion activation energy to maintain stability under MA/cm² current densities.
